OPERATING MODES OF MICROWAVE AVALANCHE-OSCILLATOR DIODES

SINOPSIS

Developing powerful electromagnetic oscillation sources of the microwave range is a topical problem in creating modern semiconductor devices. The preparation of powerful sources of electromagnetic oscillations based on reverse-biased abrupt p-n-junctions of avalanche-oscillator diodes with an external signal has been theoretically substantiated in this paper. The classification for modes of avalanche-oscillator diodes is performed. It has been found that the generation mode depends on parameters of the avalanche-oscillator diode and input signals. It is shown that coherent, multifrequency and broadband oscillations are generated in the avalanche-oscillator diode. Energy and spectral characteristics of oscillations for the avalanche-oscillator diode are represented. The results of the study are of interest to developers of powerful diode generators with required range, power and spectral characteristics.
